该文设计了一款应用于卫星通信基站的Ku波段高效率功率放大器。设计电路中的有源器件为Triquint 0.25μm GaN HEMT功率管,首先对该功率晶体管等效电路模型进行参数提取,用HFSS软件对无源元件进行电磁场仿真,用Agilent ADS软件对电路有源和无源进行了联合仿真。电路拓扑结构为Doherty结构,其中主放大器和辅助放大器分别设计,再通过Wilkinson功分器两路合成。仿真结果显示,在1414.5 GHz频率下,设计的功率放大器输出功率大于12 W,功率增益大于8 dB,功率附加效率高于45%。
A Ku band high efficiency power amplifier is designed which will be applied for satellite communication base station .The active device of the design circuit is 0 .25 μm GaN HEMT from Triquint Corporation . Parameter extraction of an equivalent circuit model for the transistor is carried out , and the passive devices are simulated using HFSS software , then the active device and passive devices are co-simulated using Agilent ADS software .Doherty structure is proposed for the circuit .The main power amplifier and auxiliary power amplifier are designed respectively and then combined by a Wilkinson power divider .The simulated results show that the proposed PA has an output power more than 12 Watts, a power gain higher than 8 dB, a power added efficiency higher than 45%.
