通过对有机薄膜晶体管(OTFT)电流一电压特性的研究,建立了一种用于电路模拟的仿真程序(SPICE)的0TFT直流电流一电压模型,所用的参数都可从实验特性曲线中提取。对一种基于并五苯(Pentacene)的底栅顶接触(TC)结构的OTFT的实验曲线进行参数提取,并利用所得的参数与建立的模型进行仿真,得到的输出特性和转移特性曲线与实验结果无论在线性区还是在饱和区都具有较强的一致性,验证了本文所建模型及参数的准确性。建立的模型能够准确描述0TFT的直流特性,可用于有机电路的SPICE仿真。
The increasing interest towards organic circuits raises the need of the spice-like mode for organic thin film transistors (OTFTs), which can be used for electronic design automation (El)A) to provide the simulation and analysis of OTFT-based circuits. In this paper, a compact spice-like model for OTFT suitable to be executed on usual simulation platforms, which describes the direct current (DC) electrical characteristics of OTFTs based on the equivalent circuit is derived to capture the ocmmon points but not the details which might be different in different OTFTs and explain several features that have been reported for current-voltage curves. There are several parameters in this model,which can easily by extracted from experimental characteristic curves. Furthermore, a type of top source and drain contact (TC) pentacene TFT is researched and its parameters are extracted from experimental data. With these parameters and the model, simulation results are obtained, which show a very good agreement with measured curves in both transfer and output characteristics, so the accuracy of the spice-like model and the extracted parameters are verified. The compact spice-like model should be accurate enough in describing DC characteristics of OTFs,and also presents a high level of accuracy in organic integrated circuit simulation based on OTFTs.
