功率二极管是电力电子变换电路中重要开关器件。在大容量逆变变换电路中高功率二极管表现出较强的非理想开关特性。在分析二极管正、反向恢复特性产生机理的基础上,研究了逆变器在换流过程中箝位二极管和续流二极管的非理想特性与电路之间的相互影响.并进一步研究了功率二极管反向恢复过程中发生电压振荡的原因及解决方法。实验结果表明,功率二极管非理想特性是其固有特性,其与主动器件之间存在高脉冲能级的瞬态互动关系,因此在设计大容量逆变器时,设计者需对二极管的非理想特性引起足够重视。
Power diode is the significant power device in power electronics circuit.The nonideal switching characteris- tic of high power diode is presented in high power converter.Based on the generant mechanism of the forward recov- ery characteristic and reverse recovery characteristic, the interrelation ship between the main circuit and the nonideal characteristic of high clamping diode and freewheel diode is investigated.The voltage oscillation of power diode during reverse recovery is studied, and the effective solution to the oscillation is proposed.The experimental results show that the nonideal switching characteristic is a inherent characteristic of high power diode, the high power transient pulse behavior between the active device and power diode is existent.Therefore, the designer need to draw more attention to nonideal characteristic of high power diode.
