为解决GaN基LED出光效率低的问题,针对具有双光栅结构的LED的光栅结构参数进行设计;利用FDTD计算方法对LED的光场能流密度和出光效率等进行模拟仿真,计算光栅高度、光栅周期和占空比等特征参量对发光二极管出光效率的动态影响,从而改进设计,使LED出光效率能够达到最大.
In order to solve the low light inefficient of GaN-based LEDs, the parameters of the double grating structure light- emitting diodes are designed. The FDTD method was used to simulate the light field energy flow density and the light efficiency of LED, and the dynamic effects between grating height, grating period and duty cycle were calculated. And the characteristic parameters and light efficiency of the light-emitting diodes are analyzed to maximize the light extraction efficiency.
