基于共振隧穿结构的压力传感器的优点是灵敏度高且可调,但是稳定性不好,分析了影响振荡稳定性的原因,提出调整I-V特性曲线负阻区宽度及斜率的方法以提高器件的稳定性.利用共振隧穿结构在负阻区域的滞后(Hysteresis)和平台效应(Plateau-like),通过改变结构参数,如量子阱宽度、掺杂浓度等,加宽负阻区域,减小斜率,达到提高器件稳定性的目的.
