对条形激光器漏电流进行了理论分析,结果表明,漏电流占注入电流的比例随着激光器条形台面宽度的增大而降低,因此实验中采用宽条形台面激光器。同时根据理论分析做对比实验得出,在不增加非辐射复合情况下,隔离槽与台面越近越能充分发挥其减小漏电流的作用,这样阈值电流密度降低,最佳工作点的功率效率提高。
After analysed the leakage current theoretically,it is found that the ratio of leakage current to input current will be smaller while the width of the laser ridge increasing.So we used broad area laser in the experiment.Comparable experiments are carried out based on the theory,and it is observed that under the situation of not adding nonradiative recombination,a smaller distance between the lateral array groove and the laser ridge will yield the better result of reducing leakage current.Therefore,the threshold current will be lowered, and the optimal power efficiency will be improved.
